The Sprint Cu Elite wire bonding machine is based on the Sprint platform and has been upgraded and enhanced to address the precision wire bonding equipment introduced by discrete and small pitch IC packaging processes. Sprint WLB wire bonding machine is KANDE's latest wafer column ball bonding machine with large material processing system capable of processing 300mm large wafer or PCB board. Gold wire, silver wire and copper wire can be used to complete the column ball bonding process, and its performance has reached the industry leading level.
At the launch of the Sprint WLB wafer ball bonding machine, Mr Siew, general manager of KANDE, Singapore, gave a detailed introduction to product development, equipment production, customer applications and other aspects. And with the domestic LED and semiconductor packaging equipment applications related industry insiders and experts to discuss product development, sales, after-sales service and other aspects of the topic, the product launch will be pushed to a climax.
